Substrate is placed on the base support in the plasma chamber, wherein tankage is used for plasma is limited in the target zone above the substrate electricly, and in fact gas flow there is seldom resistance, the target zone above the tankage sealing substrate and be electrically connected to ground;
By vacuum pump emptying plasma chamber;
By supply line, will handle gas and be provided to the target zone, this processing gas is mechanically introduced to move from middle electrode zone by tankage; And
By electric field being applied to the target zone, energized process gas becomes plasma.
40. method as claimed in claim 39, wherein tankage comprises loop configuration, and this loop configuration comprises the conductive walls with vertical in fact groove, and vertical in fact groove is through conductive walls.
41. method as claimed in claim 39 also comprises the material of etching from the exposed surface of substrate.
42. method as claimed in claim 39 also comprises the material accumulation to the exposed surface of substrate.
